Ferroelectric Based Low Power MOSFET for DC/RF Applications: Machine Learning Assisted Statistical Variation Analysis

Abstract The analog/radio-frequency (RF) performance of a ferroelectric-based substrate metal oxide semiconductor field effect transistor (FE-MOSFET) with dielectric spacer was designed and proposed. The utilization of gate side wall spacers aims to mitigate short-channel effects (SCEs), and improve overall device performance. Simulation results demonstrate enhanced performance metrics, including improved transconductance (80%), reduced gate leakage (95.4%), and enhanced cutoff frequency (25%), making this design a promising candidate for next-generation high-performance analog and RF applications. Additionally, a novel machine learning (ML)-assisted approach is proposed for investigating the spacer-based FE-MOSFET to reduce the computational cost of numerical TCAD device simulations with the help of conventional- artificial neural network (C-ANN). This method is reported for the first-time ML-based C-ANN for Fe-based low-power MOSFET, matches the similar accuracy of physics-based TCAD with the fastest learning rate and fastest computational speed (in 95-100 seconds). An ML-based prediction replacement for physics-based TCAD is developed to save around 8-10 hours of runtime for each iteration. Because ML predictions can never be 100% accurate, it is essential to ensure approximately zero mean-square error in the final results.

Preparation and Characterization of Polyvinyl Alcohol (PVA)/Carbonized Waste Rubber Biocomposite Films

The technological properties of composite materials (thermal, strength, rheology, electrical and morphology) are very important parameters for high-performance applications. In this study, we aimed to improve the properties of PVA by using carbon materials obtained by the pyrolysis of waste tires, with the aim of recycling them instead of disposing of them. For this purpose, PVA biocomposite films containing carbonized waste rubber at different rates were prepared. The thermal properties of the prepared biocomposite films were examined via thermal gravimetric analysis (TGA) and differential scanning calorimetry (DSC) methods. While rheological measurements were carried out with a rheometer, bulk conductivities were measured with a pico-ammeter. In addition, the morphology of biocomposite films was determined via field emission scanning electron microscopy. The nanomechanical properties of biocomposite film was investigated via XPM analyses. According to the rheological measurements and nanoindentation hardness results, it is understood that as the amount of carbonized waste rubber increases, flexibility decreases and harder and brittle structures are observed in biocomposite films. The electrical measurement results showed that electrical conductivity increased as the amount of carbonized waste rubber increased. When all the results obtained were evaluated, it could be concluded that biocomposite films obtained by increasing the electrical conductivity and hardness of PVA can be used in the electronics industry.

Rational Design of a Graphene Oxide–Coated Separator for Thermally and Mechanically Stable Li Metal Anode

Lithium-ion (Li-ion) batteries are widely used in high-performance energy storage applications because of their high energy density. However, safety concerns related to thermal runaway remain a significant challenge for Li-ion batteries. Electrolyte leakage and dendrite formation can trigger thermal runaway, and these factors typically damage traditional polyethylene (PE) separators. Consequently, these separators struggle under extreme conditions and fail to control dendrite growth. In this study, we proposed a solution by coating PE separators with graphene oxide (GO) layers. GO, as a ceramic material, provides superior thermal and mechanical stability compared with polymers. Moreover, GO-coated PE separators (GO-S) do not compromise the advantages of PE separators and effectively manage dendrite growth. In this study, the as-prepared GO-S exhibits excellent electrochemical properties in terms of high ionic conductivity, suppression of Li dendrite growth during charge/discharge process, and long-term cyclability for 7,000 h (3,500 cycles) as well as high thermal stability even after heat treatment of 100°C. Thus, we expect that this research can highlight the potential application of functionalized GO sheets in addressing the thermal and mechanical limitations of polymer-based separators, thereby enhancing the safety and reliability of Li-ion batteries.

Resolving the tradeoff between energy storage capacity and charge transfer kinetics of sulfur-doped carbon anodes for potassium ion batteries by pre-oxidation-anchored sulfurization

Sulfur-heteroatom doping is an effective approach to improve the capacity of carbon anodes for potassium-ion batteries due to the reversible K+-sulfur reaction. However, the random sulfur doping induces unresolved tradeoff between capacity and kinetics, which results from the fundamental difficulty in controllable sulfur incorporation using traditional approaches where breaking robust carbon-containing bonds is necessary. Herein, a pre-oxidation-anchored sulfurization approach is proposed to realize site-controlled and content-adjustable sulfur doping, demonstrating the optimum sulfur content of 9.8 at.% in sulfur-doped hollow carbon sphere (S-HCS). Intentional pre-oxidation introduces easy-to-break C-O/C-O-C bond-included oxygen-containing functional groups serving as anchoring sites for substitution with sulfur atoms. Consequently, S-HCS-9.8 % achieves superior performance for K+ storage (406.1 mA h g–1 at 0.1 A g–1, 112.6 mA h g–1 at 5 A g–1 and 170 mA h g–1 after 2,000 cycles at 2 A g–1). The enhanced electrochemical performances are attributed to the largest interlayer spacing and highest disorder degree resulting from the thiophene-sulfur-dominated configuration at high sulfur content, which realizes high structure reversibility and stable solid-electrolyte-interface layer. This work provides new insights and guiding principles for the development of heteroatom-doped carbon anodes for next-generation high-performance energy storage applications.

Exciton engineering of 2D Ruddlesden–Popper perovskites by synergistically tuning the intra and interlayer structures

Designing two-dimensional halide perovskites for high-performance optoelectronic applications requires deep understanding of the structure-property relationship that governs their excitonic behaviors. However, a design framework that considers both intra and interlayer structures modified by the A-site and spacer cations, respectively, has not been developed. Here, we use pressure to synergistically tune the intra and interlayer structures and uncover the structural modulations that result in improved optoelectronic performance. Under applied pressure, (BA)2(GA)Pb2I7 exhibits a 72-fold boost of photoluminescence and 10-fold increase of photoconductivity. Based on the observed structural change, we introduce a structural descriptor χ that describes both the intra and interlayer characteristics and establish a general quantitative relationship between χ and photoluminescence quantum yield: smaller χ correlates with minimized trapped excitons and more efficient emission from free excitons. Building on this principle, we design a perovskite (CMA)2(FA)Pb2I7 that exhibits a small χ and an impressive photoluminescence quantum yield of 59.3%.

EBSD characterization of graphene nano sheet reinforced Sn–Ag solder alloy composites

This research explores the effects of incorporating Graphene Nano Sheets (GNS) on the microstructural characteristics and mechanical behavior of Sn–Ag solder alloys. The research was driven by the need for environmentally friendly, lead-free solder alloys with enhanced mechanical and thermal properties. The methodology involved incorporating graphene into the Sn–Ag alloy through stir casting, followed by a series of surface preparation techniques. The composite samples were then examined using EBSD to analyze crystallographic orientations and SEM/EDS for surface morphology and elemental composition. XRD provided insights into phase transformations and structural changes. Key findings reveal that the addition of GNS significantly refines the grain structure of the Sn–Ag alloy, leading to a bimodal grain size distribution. This refinement is attributed to the role of GNS as a nucleation site during solidification. Moreover, the study demonstrates a pronounced alteration in the texture of the material, with an increase in low-angle grain boundaries post-GNS addition. This texture change is indicative of enhanced mechanical properties. The results also show a shift in the orientation distribution function (ODF), suggesting a stronger crystallographic orientation due to GNS. These findings suggest that GNS incorporation could lead to improved mechanical and thermal properties in Sn–Ag solder, making them suitable for high-performance electronic applications. The study concludes that GNS not only serves as an effective reinforcement in Sn–Ag solder alloys but also significantly alters their microstructural and textural characteristics, contributing to the alloy's potential application in environmentally conscious electronic manufacturing.

Performance limits exploration of sub-5 nm monolayer germanane transistors: A first-principle quantum transport simulation

Two-dimensional germanium is considered a promising new channel material to replace silicon owing to its lower effective mass and larger electron–hole mobility. To investigate the transport characteristics of single-layer germanane transistors with gate lengths (Lg) below 5 nm, we utilize an ab initio quantum transport methodology. It was found that the n-type germanane transistors having Lg of 3 and 5 nm satisfy the International Technology Roadmap for Semiconductors (ITRS) requirements for the on-state current (Ion), effective delay time, and power-delay products of high-performance (HP) devices. Notably, by introducing a negative capacitive (NC) dielectric layer, the p-type germanane transistor having an Lg of 5 nm is almost able to meet the ITRS demands for HP devices. Despite reducing the gate length to 2 nm through the incorporation of the NC dielectric layer, the on-state currents for both n-type and p-type still satisfy approximately 80% of the ITRS standard. Therefore, monolayer germanane presents promising potential as a channel material in a sub-5 nm scale for HP applications.

High-Performance Broadband Image Sensing Photodetector Based on MnTe/WS2 van der Waals Epitaxial Heterostructures.

Two-dimensional transition metal dichalcogenide (TMDC) heterostructure is receiving considerable attention due to its novel electronic, optoelectronic, and spintronic devices with design-oriented and functional features. However, direct design and synthesis of high-quality TMDC/MnTe heterostructures remain difficult, which severely impede further investigations of semiconductor/magnetic semiconductor devices. Herein, the synthesis of high-quality vertically stacked WS2/MnTe heterostructures is realized via a two-step chemical vapor deposition method. Raman, photoluminescence, and scanning transmission electron microscopy characterizations reveal the high-quality and atomically sharp interfaces of the WS2/MnTe heterostructure. WS2/MnTe-based van der Waals field effect transistors demonstrate high rectification behavior with rectification ratio up to 106, as well as a typical p-n electrical transport characteristic. Notably, the fabricated WS2/MnTe photodetector exhibits sensitive and broadband photoresponse ranging from UV to NIR with a maximum responsivity of 1.2 × 103 A/W, a high external quantum efficiency of 2.7 × 105%, and fast photoresponse time of ∼50 ms. Moreover, WS2/MnTe heterostructure photodetectors possess a broadband image sensing capability at room temperature, suggesting potential applications in next-generation high-performance and broadband image sensing photodetectors.

Nitrogen and oxygen self-doped hierarchical porous carbon nanosheets derived from turmeric leaves for high-performance supercapacitor

It is a formidable challenge to develop efficient and low-cost nanostructured carbonaceous materials for electrochemical energy storage application. Herein, a hierarchical porous carbon nanosheet is successfully synthesized in a facile manner from turmeric leaves by a two-step chemical activation strategy using KOH activator. The biomass-derived interconnected two-dimensional (2D) carbon framework prepared at 900 °C presents high self-doped N (11.42 at%) and O contents (7.77 at%) together with specific surface area and pore volume of 541 m2/g and 0.47 cm3 g−1, respectively. Consequently, the resultant electroactive functional material shows a specific capacitance of 389 and 310 F/g at a current density of 1 A/g in acidic and neutral electrolytes, respectively. Additionally, an assembled symmetric supercapacitor device in Na2SO4 electrolyte delivers good capacitance retention of 90 % after 5000 consecutive charge–discharge cycles along with high specific energy (39.44 Wh kg−1at specific power of 0.49 kW kg−1). This work provides a cost-effective, eco-friendly and sustainable outlook to prepare high-valued porous carbons from reliable biomass sources for high-performance supercapacitor application.

Effect of austenitisation and tempering treatments on the mechanical properties of advanced high strength spring steel SAE 9254

In response to increasingly stringent global regulations within the automotive industry, there is a growing demand for lightweight yet high-strength steel suspension coil springs. This study undertakes a comprehensive examination of the critical factors influencing the mechanical properties of SAE 9254, a well-established spring material, in its quenched and tempered (QT) state. The primary objective is to optimise its strength and ductility, especially in high-performance applications with an emphasis on lightweight design. The investigation encompasses a detailed exploration of the effects of varying austenitisation temperature (AT) and austenitisation time (At) on the microstructure and mechanical properties of the steel. Of particular interest is the study of tempering temperatures ranging between 300°C and 350°C to elucidate the mechanisms responsible for enhancing the steel's strength. Notably, the findings highlight dislocation density as the primary factor driving the strengthening of martensitic spring steel. Furthermore, the pivotal role of austenite grain size before quenching becomes evident, influencing toughness, ductility, martensite block size, and the percentage of retained austenite (γR). This study provides valuable insights into optimising the mechanical properties of SAE 9254 spring steel for high-performance applications, achieving ultimate tensile strengths (UTS) exceeding 2100 MPa and a reduction in area (RoA) exceeding 30%. Notably, the properties attained for this grade are comparable to those achieved with microalloying additions. Consequently, this research underscores the significance of controlling austenite grain size and dislocation density as critical factors for tailoring the properties of martensitic steels, positioning them as competitive materials, particularly in the pursuit of lightweight design.

Preparation of porous composite hydrogel with ultra-high dye adsorption capacity based on biochar: Adsorption behaviors and mechanisms

With the continuous development of industrialization, dyes in industrial wastewater have become a serious environmental issue. To address this environmental issue, a biochar-based composite hydrogel (PAS/aBC-CD) was designed. The use of a simple composite method effectively resolves the challenge of biochar recovery. Furthermore, the modified adsorbent exhibits remarkably high adsorption capacities for all three dyes (MB: 1494 mg/g, MG: 1182 mg/g, and NR: 1031.6 mg/g). It is noteworthy that binary co-adsorption experiments have demonstrated that CrO42− can act as a bridging agent to enhance the adsorption of dyes by the adsorbent. Systematic adsorption–desorption experiments have demonstrated the outstanding recyclability of PAS/aBC-CD, maintaining 98 % of its adsorption capacity after 5 cycles. Additionally, its industrial application potential was demonstrated through column adsorption experiments. In conclusion, this study utilized a simple composite method to produce an adsorbent with high adsorption performance and industrial application potential.

Implementation of FPGA-based Accelerator for Convolutional Neural Networks

This research paper presents a novel FPGA-based accelerator tailored for Convolutional Neural Networks (CNNs), specifically implemented on the Virtex-7 evaluation kit. By harnessing the inherent parallel processing capabilities of FPGAs, the architecture of the accelerator is meticulously crafted using Verilog. The FPGA implementation demonstrates a resource-efficient design, making use of 588 Look-Up Tables (LUTs) and 353 Flip Flops. Notably, the efficient utilization of these resources signifies a careful balance between computational efficiency and the available FPGA resources. This research significantly contributes to the field of hardware acceleration for CNNs by offering an optimized solution for high-performance deep learning applications. The presented architecture serves as a promising foundation for future advancements in FPGA-based accelerators, providing valuable insights for researchers and engineers working in the domain of hardware optimization for Convolutional Neural Networks.

V2O5:Cu thin films-based device fabrication for high-performance photosensing application

The Cu doped V2O5 thin film were prepared by varying the doping concentration from 0, 1, 2, 3, 4 and 5 wt % through cost effective nebulizer spray pyrolysis method. The structural, optical, surface morphology of the samples were carried out by XRD, UV–Visible spectroscopy, FESEM studies. The XRD studies confirmed the orthorhombic structure of the sample and the crystallite size changes from 31 to 44 nm for the undoped to 3 % Cu doped V2O5 thin film. FESEM studies were employed to understand the surface morphology of the thin films and uniform nanorods were observed from this study. The optical bandgap of the samples was determined and 3 % Cu doped V2O5 thin film exhibited lower value of 2.21 eV. The photoluminescent peaks occur at 480, 530 and 575 nm due to the defects present in the samples. The photosensing behaviour of the prepared samples were done and found that the essential photosensing properties such as responsivity (R), detectivity (D*) and external quantum efficiency (EQE) for the V2O5:Cu3 % sample were 4.92 × 10−1 AW−1, 1.06 × 1011 Jones and 159 % respectively which proved that the 3 % Cu doped V2O5 thin film would be a most preferential material for the low cost photodetector.

Ultrahigh energy storage performance in AN-based superparaelectric ceramics

Ceramics capacitors, especially featuring antiferroelectric (AFE) structure, are widely used in pulsed power electronic systems due to distinctive high-power density and external field stability. Lead-free AFE material AgNbO3 has seized substantial research attention owing to its unique temperature driven multi-level phase transitions, and many works have greatly improved the energy storage properties by engineering these temperature-dependent phase boundaries. In this work, an ever-unadopted strategy was proposed to modulate the relaxor structure in AgNbO3 by designing room-temperature (RT) superparaelectric phase via Bi incorporation into AN lattice matrix. Structural analysis shows M phase (space group Pbcm) evolves into O phase (space group Cmcm) with 12 mol.% Bi-substitution, breaking the long-range AFE order into polar nanoregions. Hence, an ultra-high recoverable energy density (7.6 J/cm3) and a high efficiency (79 %) are simultaneously achieved in the Ag0.64Bi0.12NbO3 ceramics under 52.2 kV/mm. Moreover, the excellent energy storage properties are accompanied with good temperature and frequency stability, with the variation of Wrec less than ± 15% (over 25–120 °C) and ± 10% (over 1–200 Hz) under 25 kV/mm, respectively. The novel approach reported herein provides a new guidance for designing AgNbO3-based and other AFE materials for high-performance energy storage applications.

Indirect Field Oriented Control of Induction Motor

The various control strategies for the control of the inverter-fed induction motor have provided good steady-state but poor dynamic response. In the last decades, many control techniques have been developed providing good performance. Field-oriented control is one of the most significant control methods for high performance AC electric machines and drives. In particular, for induction machines, indirect field oriented control is a simple and highly reliable scheme which has essentially become an industry standard. With the advent of the vector control methods, an induction motor can be operated like a separately excited dc motor for high performance applications.     The speed control is observed in closed-loop control applications. The speed regulation is achieved with a PI controller which converts the command speed into the command torque and therefore the speed of the drive. In this paper PI controller base indirect field orientation control of 3-phase 415V, 50Hz Induction motor using cascaded multilevel inverter is proposed in MATLAB/SIMMLINK 7.10.0 (R2010a).

THE POSSIBILITIES OF USING PARALLEL PROGRAMMING USING PYTHON

This article explores the development of parallel software applications using the Python programming language. Parallel programming is becoming increasingly important in the information technology world as multi-core processors and distributed computing become more common. Python provides developers with a variety of tools and libraries for creating parallel applications, including threads, processes, and asynchronous programming. This topic covers the basics of parallel programming in Python, including the principles of thread and process management, error handling, synchronization mechanisms, and resource management. He also considers asynchronous programming using the asyncio library, which allows you to efficiently handle asynchronous tasks. In addition, this topic raises issues of optimization and profiling of parallel applications, as well as explores distributed parallel programming using third-party libraries and frameworks. He also emphasizes the importance of testing and debugging in the context of parallel programming. Research and experiments in parallel programming using Python help developers create high-performance and efficient applications that can effectively use multi-core systems and distributed computing. This article offers an in-depth study that examines how Python is suitable for teaching parallel programming to inexperienced students. The results show that there are obstacles that prevent Python from maintaining its advantages in the transition from sequential programming to parallel.

Enhanced performance of microstrip antenna fabricated on a composite dielectric substrate coupled with multiple dielectric superstrates

In this study, we introduce a unique geometrical design of a rectangular patch antenna for sub-6 GHz 5G applications. The proposed antenna is designed at 5.2 GHz, and design criteria and performance characteristics have been investigated through numerical simulations and verified using measured data. A composite structure is suggested to overcome the restrictive parameters of conventional antennas. Two different materials, Rogers RT5880, and RT5870, are utilized, achieving a maximum gain of 6.210 dB, and a 90.2% radiation efficiency was attained. Four layers of superstrates are placed above the antenna to enhance the antenna's radiation performance further. The fabricated antenna is evaluated by measuring its radiation characteristics and return loss. The final antenna prototype offers a maximum bandwidth of about 896 MHz at a −10 dB reflection coefficient with a maximum gain of 9 dB. The proposed model achieved ultimate efficiency as high as 89% by employing four superstrates. The results showed good impedance matching (S11, VSWR), high efficiency, and appropriate radiation patterns. The outcomes from simulation and measurement are well aligned, making this antenna suitable for high-performance 5G applications.

Self-Assembled Interlayer Enables High-Performance Organic Photovoltaics with Power Conversion Efficiency Exceeding 20.

Interfacial layers (ILs) are prerequisites to form the selective charge transport for high-performance organic photovoltaics (OPVs) but mostly result in considerable parasitic absorption loss. Trimming the ILs down to a mono-molecular level via the self-assembled monolayer is an effective strategy to mitigate parasitic absorption loss. However, such a strategy suffers from inferior electrical contact with low surface coverage on rough surfaces and poor producibility. To address these issues, here, the self-assembled interlayer (SAI) strategy is developed, which involves a thin layer of 2-6nm to form a full coverage on the substrate via both covalent and van der Waals bonds by using a self-assembled molecule of 2-(9H-carbazol-9-yl) (2PACz). Via the facile spin coating without further rinsing and annealing process, it not only optimizes the electrical and optical properties of OPVs, which enables a world-record efficiency of 20.17% (19.79% certified) but also simplifies the tedious processing procedure. Moreover, the SAI strategy is especially useful in improving the absorbing selectivity for semi-transparent OPVs, which enables a record light utilization efficiency of 5.34%. This work provides an effective strategy of SAI to optimize the optical and electrical properties of OPVs for high-performance and solar window applications.

Flexible Indoor Perovskite Solar Cells by In Situ Bottom-Up Crystallization Modulation and Interfacial Passivation.

A robust perovskite-buried interface is pivotal for achieving high-performance flexible indoor photovoltaics as it significantly influences charge transport and extraction efficiency. Herein, a molecular bridge strategy is introduced utilizing sodium 2-cyanoacetate (SZC) additive at the perovskite-buried interface to simultaneously achieve in situ passivation of interfacial defects and bottom-up crystallization modulation, resulting in high-performance flexible indoor photovoltaic applications. Supported by both theoretical calculations and experimental evidences, it illustrates how SZCs serve as molecular bridges, establishing robust bonds between SnO2 transport layer and perovskite, mitigating oxygen vacancy defects and under-coordinated Pb defects at interface during flexible fabrication. This, in turn, enhances interfacial energy level alignment and facilitates efficient carrier transport. Moreover, this in situ investigation of perovskite crystallization dynamics reveals bottom-up crystallization modulation, extending perovskite growth at the buried interface and influencing subsequent surface recrystallization. This results in larger crystalline grains and improved lattice strain of the perovskite during flexible fabrication. Finally, the optimized flexible solar cells achieve an impressive efficiency exceeding 41% at 1000 lux, with a fill factor as high as 84.32%. The concept of the molecular bridge represents a significant advancement in enhancing the performance of perovskite-based flexible indoor photovoltaics for the upcoming era of Internet of Things (IoT).

Dielectric flow- and tab-based battery thermal management system for EV high performance application

From the perspectives of security, durability, and proper operation, effective temperature control via thermal management systems (TMSs) on lithium-ion batteries is crucial for electric vehicle use. In this regard, a novel TMS based on dielectric flow and tab cooling was presented in this paper. A functional prototype of the system was developed and experimentally tested for performance analysis. A thermal model was built on computational fluid dynamics software, and a comparative analysis of the initial and an optimised geometry of the prototype was carried on after validation. Results demonstrate the adequate response of the system. Thermally speaking, temperature decrease was noticed during operation, and the internal and among-cells thermal gradient was preserved into the recommended span. Besides, the used dielectric fluid assisted with a low auxiliary consumption due to its particular viscosity. With the new geometry, the dielectric flow duct volume was reduced by 79.8%, and the system particularities were enhanced due to heat dissipation improvement: operating temperatures were even lower in every scenario examined. The temperature difference among cells was reduced by 15%. Thermal dispersion within the cells was still below the limit, despite being increased. Moreover, the necessary pumping energy consumption was below 0.004% of the exchanged battery module’s energy, demonstrating the TMS efficiency. Thus, the application potential of the dielectric tab cooling-based system for electric vehicles was highlighted.
